11.5 GHz VCO with 56% Tuning Range Using Low-Loss Switched Negative-Capacitance and Inductance

A novel active switched negative-capacitor (SNC) is presented for high-performance voltage-controlled oscillators (VCOs) with wide tuning range. The proposed SNC with positive-feedback exhibits higher quality factor owing to inherent loss cancellation. Further, a switched substrate-shield inductor with 15 % inductance switching is used to realize the low-loss switched LC-tank. A VCO prototype was designed using TSMC 65 nm CMOS process and occupies 0.2 mm2, excluding pads. The VCO consumes 10 mW from 1 V supply while achieving 56% tuning range, from 8.3 to 14.74 GHz. It exhibits a phase noise of -112±4.5 dBc/Hz at 1 MHz offset frequency across the tuning range. The prototype has an excellent figure-of-merit-with-tuning-range (FoMT) of -197.8±2.2 dBc/Hz.
